There doesn't seem to be a definitive answer as to THE rarest, since there are many rare figures from the original toylines, but judging from the various sites on the internet, it would seem to be the character Vlix from the cartoon series Droids may come closest to the answer. It was never released outside of Brazil.

You could say the rariest are the oldest ones from 1999 e.g. speeder bikes. however i think the rariest sets are the ones from the San Diego Comic Con which takes place each year in America. You can also sometimes get free smaller sets or gifts from the New York Toy Fair. According to an Internet search, 5 solid gold Lego C3PO minifigures were awarded in a sweepstakes that took place in 2007. The winners apparently are very quiet about their whereabouts. There were chrome gold C3PO figures that were randomly placed in sets.

There was an error on Star Wars card #207 in series 4 that made C3P0 look like he was naked. It's referred to as an error card and sometimes as the x-rated card. You can find them on ebay.
